Model of the Band-gap Narrowing:

In analytical calculations we assume the following empirical expression for the band-gap narrowing:

 

This model is in very good agreement with quite scattered experimental data from literature [505][470][327][307][110]. We have recalculated those original data from the cited papers, which have been obtained by measuring the product, assuming the same values for the density of states , and the band gap - those used in MINIMOS [417][160] - for all data. After the recalculation, no better agreement between the data from different sources has been achieved. Recently, however, D.Klaassen has recalculated the data from different sources employing a quite improved model for the low-field mobility of minority carriers, which is developed by the same author. Compared to these data for the total electrical band-gap narrowing [252], expression A.25 agrees fairly good for , while it overestimates the new data at higher .
