6.6 Comparison of the Simulation Results


In this example the static device characteristics simulated by MINIMOS-NT and SPICE show good agreement. The transient simulations show a considerable difference. The difference is caused by nonoptimal large-signal model parameters and by the compact model used which is not capable of accurately modeling certain characteristics of the investigated device.

As this example shows mixed-mode simulations are several thousand times slower than circuit simulations and therefore are practicable only for small circuits. However, mixed-mode simulations allow the extraction of of compact model parameters from realistic circuits. An important application of mixed-mode simulations is the verification of extracted compact model parameters.
