Abstract

The Christian Doppler Laboratory for Reliability Issues in Microelectronics focuses on modeling and simulation of the major reliability issues of modern semiconductor devices and interconnects. Failure of a given material is a risk which accompanies microelectronic devices, circuits, and systems at each level of complexity.
The main goal of the Christian Doppler Laboratory for Reliability Issues in Microelectronics is to find innovative solutions which are not achievable with state-of-the-art knowledge and commercial simulation software. Focus will be on the development of general rules based on scientific research rather than short term fixes.
Research topics of the Laboratory are categorized into the following modules:
1) Electromigration reliability: Accurate modeling of the impact of layout design, material choice, and microstructure on electromigration is a basis for reliable predictive simulation of failure behavior.
2) Process for reliability: Device reliability strongly depends on the technological process. Different kinds of defects introduced during cleaning, oxidation, and annealing can significantely enhance device degradation. The focus of this module is modeling of the process influence on device reliability.
3) Stress induced degradation: Electromigration is always accompanied with stress degradation which affects complete interconnect layouts. High stresses induce delamination of material layers and mechanical cracking. Mechanisms of stress build up, delamination, and crack propagation for complex multilayer structure are investigated in this module.
4) Bias temperature instability: An increase in the threshold voltage and the consequent decrease in drain current is a key reliability issue in MOS devices. Microscopic models of the defects responsible for NBTI and the dependence on time, temperature, and voltage/field are the topic of this module.
5) Hot carrier degradation: Hot carrier induced degradation in films is perceived as a main potential obstacle for scaling of microelectronic devices.

Kurzfassung

Das Christian Doppler Labor für Zuverlässigkeitsprobleme in der Mikroelektronik hat seinen Schwerpunkt in der Modellierung und Simulation von Problemstellungen betreffend die Zuverlässigkeit von Halbleiterbauelementen und Verdrahtungsstrukturen. Ein Ausfall aufgrund von veränderten Eigenschaften des verwendeten Materials ist ein immer präsentes Risiko bei mikroelektronischen Bauelementen, Stromkreisen und Systemen, und zwar unabhängig von der Komplexitätsebene.
Das wichtigste Ziel des Labors ist es, innovative Lösungen zu finden, welche das jetzige Verständnis der Problematik erweitern und welche in kommerzieller Simulations-Software derzeit nicht verfügbar sind.  Der Fokus der Arbeit wird auf die Entwicklung von allgemeinen Regeln auf der Grundlage wissenschaftlicher Forschung und nicht auf kurzfristige Korrekturen gelegt.
Die Forschungsthemen des Labors sind in folgende Module aufgeteilt:
1) Electromigration reliability: Eine möglichst genaue Modellierung der Auswirkungen verschiedener Designs für Verdrahtungsstrukturen, der Materialwahl sowie der Mikrostruktur auf die Elektromigration ist die Grundlage für eine zuverlässige Simulation des Ausfallsverhaltens.
2) Process for reliabiliy: Verschiedene Arten von Defekten, welche während des technologischen  Prozesses (z.B. Reinigung, Oxidation und Ausheilen) entstehen, können die Ausfallsrate der mikroelektronischen Bauteile bedeutend erhöhen. Der Schwerpunkt dieses Moduls ist die Modellierung des Prozesseinflusses auf die Zuverlässigkeit.
3) Stress induced degradation: Hohe mechanische Spannungen induzieren eine Delamination von Materialschichten und die Entstehung von Rissen. Mechanismen von Stressaufbau, Delamination und Rissausbreitung für komplexe Multilayer-Strukturen werden in diesem Modul untersucht.
4) Bias temperature instability (BTI): Eine Erhöhung der Schwellwertspannung und die daraus resultierende Verringerung des Drain-Stromes ist eine der wesentlichsten Zuverlässigkeitsfragen für MOS-Bauelemente. Der Kernpunkt dieses Moduls ist die Erarbeitung mikroskopischer Modelle für die Defekte, welche für BTI sowie für die Abhängigkeit von Zeit, Temperatur und elektrischem Feld verantwortlich sind.
5) Hot carrier degradation: Die Injektion heißer Ladungsträger wird als ein wichtiges potenzielles Hindernis für die Miniaturisierung in der Mikroelektronik wahrgenommen.
