To obtain best trade-off among the device characteristics of lateral power devices for smart power applications, a variety of novel structures is suggested and analyzed with the help of the two- and three-dimensional device simulator MINIMOS-NT. These include partial-SOI (P-SOI), lateral trench gate structure, and SJ concepts.
